Soft-PGS (compression type) has higher compressibility than standard PGS, so it can reduce the thermal resistance due to target / substrate gap, warpage and distortion. Soft-PGS offers excellent thermal resistance and reliability, which increases the service life and reliability of various components such as power modules.
